A parameter extraction method to determine the parameters of small signal equivalent circuit model for PIN photodiodes is proposed in this study, which combines the analytical approach and the empirical optimisation procedure. The equations used for extraction and the extracted parameters of circuit elements are presented. Good agreement is obtained between the simulated and measured S ‐parameters up to 40 GHz.
