As the request for high PPI is stricter and stricter, The demand for the line width and overlay accuracy of graph in array is higher and higher. We analyze mainly in this document the factors that influence the graph resolution, and illustrated the key point to promote the eq uipment processing ability by mask OPC and equipment optimization for improving high PPI graph manufacturing.
