Flexible a‐IGZO TFTs have been developed on transparent PI substrate with multi‐buffer for large sized OLED TV. It was carefully considered and designed to meet the electrical properties of oxide TFTs and specific needs for flexible display. We achieved high performance of device on PI substrate, which shows 0.34 V of threshold voltage, 10.25 cm 2 /Vs of field effect mobility, and 0.22 V/dec of sub‐threshold swing on average. The electrical and mechanical reliability of PI‐based oxide TFTs were verified by the results of Bias Temperature Stability (BTS) and bending test, showing no significant device degradation. This work should contribute to commercialize large sized flexible OLED TV.
