Two new hydrogen‐localized vibrational modes (LVMs) in proton‐implanted GaAs activated by γ‐ray irradiation are observed at 1726 and 1688 cm −1 (295 K), and at 1771 and 1702 cm −1 (4.2 K) in infrared absorption spectra, respectively. The integrated absorption intensities of both bands increase with increasing γ‐ray radiation dose. A tentative structural model for the new hydrogen LVMs is suggested.
