A fluctuation concept is applied to describe the ‘negative absolute mobility’ of minority carriers in ‘modulation doped quantum wells’ found experimentally by Höpfel et al. The observed linear and nonlinear effects arise from a competition of carrier–carrier and carrier–phonon and carrier–ion scattering.
