Passive and Active Q‐Switching in an AlGaAs/GaAs SQW Laser. Giant Stark Shift in the Laser p‐n SQW Heterostructure

A giant Stark shift is observed in AlGaAs/GaAs p‐n SQW heterostructures grown by MBE and LPE. The band edge shift determined from the photocurrent and transmission spectra is several times higher then predicted by the quantum confined Stark effect for pure QW in a pin structure. An efficient active Q‐switching is demonstrated in an injection laser with an intracavity monolithic loss modulator.
