Experimental results and a theoretical analysis are given of the active and absorptive ridge waveguide tandem semiconductor lasers. It is found that the relative hysteresis width in the optical output of the laser depends on the parameters of the laser structure such as the relative length of the two regions and also the pumping levels. Especially, a small extraction current from the passive part causes the enhancement of the bistability. Both, the experimental and theoretical results suggest that there is an optimum selection of the relative length of the two regions and of the current level applied on the passive region, if a maximum hysteresis is required.
