Comparison between Monte Carlo and Davydov Approaches to Hot‐Carrier Transport in Semiconductors

Hot‐electron transport in a simple model semiconductor is investigated in the presence of acoustic phonon scattering. Analytical calculations, based on the Davydov distribution function, are compared with Monte Carlo results to demonstrate the limitations of the analytical approach. By displaying the results in a universal form, it is found that the quasi elastic approximation required to fully justify the Davydov approach, is controlled by the condition τ/τ ∈ < 10 −3 , τ and τ ∈ being the momentum and the energy relaxation times, respectively.
