An investigation has been made of the electric field dependence of the probability for thermal emission from traps in CdS single crystals using a method described in [10] for the determination of the trap parameters. Levels with depths of 0.42, 0.20, and 0.11 eV and capture cross‐sections of 1.5 × 10 −3 , 2 × 10 −14 , and 1.3 × 10 −14 cm 2 have been studied. At field variations from 10 3 to 3 × 10 4 V/cm, the change of the probability for thermal ionization of the traps expected from Frenkel's theory has not been observed.
