The electrical conductance of CdTe has been measured in the temperature range 490 to 950 °C as a function of the ambient partial pressure of Cd, p Cd . The conductance varied as p Cd 1/3and was interpreted in terms of a doubly ionized native donor whose associated ionization energy was estimated to be ≦ 0.24 eV. The incorporation energy of the doubly ionized donor into the CdTe lattice was (1.65 ± 0.15) eV. Defect equilibrium occurred by a bulk diffusion process possessing different characteristics to radiotracer self‐diffusion processes.
