The temperature dependence of the sign of the charge on edge dislocations is investigated for several crystals containing low impurity concentrations. Below a certain critical temperature (from 400 to 550 °C depending on the crystal) the dislocations have a negative charge whilst above this temperature they have a positive charge. Results are analyzed in terms of the theory of charged dislocations; the free energies of formation (at 0 °K) of positive‐ and negative‐ion vacancies at dislocation jogs are found to be g   + 0= (0.95 ± 0.10) eV, g   − 0= (1.17 + 0.10) eV.
