Simulated and experimental data on mixer performance of semiconductor alloy ramp heterostructure diodes are presented. The results indicate that these devices are excellent candidates for use in microwave and millimeter‐wave mixer circuits. In addition, they possess several significant advantages over contending Schottky barrier diodes, the microwave industry workhorse for mixers and detectors. © 1992 John Wiley & Sons, Inc.
