Spike noise cancellation is important for high‐speed single photon avalanche photodiode. In this article, we demonstrated a balanced single photon detector at 1.5 μm that contains one InGaAs/InP single photon avalanche photodiode and one matched variode. Suppression ratio of 27 dB can be achieved. At 253 K, detection efficiency of 13.9% is obtained with 1.06 × 10 −5 per gate dark count probability and 4.3% after‐pulse probability at 100 MHz gating frequency. © 2013 Wiley Periodicals, Inc.
