A subharmonic diode mixer with high image rejection and linearity for Ku‐band applications is realized. It is fabricated on a 4‐mil substrate using 2.0 μm HBT‐based MMIC processes. In the design, an active filter in front of the mixer is used to cancel the image interference and to achieve the goal of higher isolation with a smaller chip area. The measured results show the conversion loss of 16 dB, input third‐order intercept point of 4.1 dBm and the image rejection ratio of 30.7 dBc at 14 GHz. © 2007 Wiley Periodicals, Inc.
