An equivalent electric circuit of a P‐i‐N photodiode, for the case of the pulse‐light excitation, is derived and incorporated using SPICE. We consider only nonlinearity, which is the result of the change of the photodiode's reverse‐bias voltage. We compare our SPICE model with a previously published analytical model. The results obtained prove the superiority of the derived model, which has potential application in comprehensive OEIC modeling. © 2004 Wiley Periodicals, Inc.
