The mechanism of the polymorphic metal and alloy structure formation, taking into consideration the influence of the film content, deposition conditions, and included hydrogen, is proposed. The mechanism allows to take into account separate processes accompanying phase transition during the change of the bath pH, film thickness, film content, and account for the experimental results, obtained for CoW, CoP crystalline and amorphous films.
