The N , N , N ′, N ′, N ″‐pentamethyl‐ N ″‐(trifluorosilylmethyl)phosphoric triamide OP(NMe 2 ) 2 N(Me) CH 2 SiF 3 with intramolecular PO→Si coordination was formed by the reaction of N , N , N ′, N ′, N ″‐pentamethyl‐ N ″[(triethoxysilyl)methyl]phosphoric triamide with BF 3 ·Et 2 O.
