Temperature Dependence of Γ to X z Electron Transfer Times in Type‐II GaAs/AlAs Superlattices

We present calculations of Γ → X z electron transfer times in type‐II GaAs–AlAs and AlGaAs–AlAs superlattices as a function of the sample temperature. Emission and absorption of confined and interface optical phonons via Fröhlich interaction are considered as the transfer mechanisms. The calculated transfer times and their temperature dependence are in good agreement with the experimental results in the literature.
