The cascade recombination of free electrons with shallow ionized donors, when piezoelectric interaction predominates in the recombination process, is considered. The microscopic model is used to find the capture cross‐section. The effect of screening is evaluated phenomenologically. The obtained results are compared with the deformation‐potential‐limited cascade recombination cross‐section and experimental data, including shallow donor avalanche breakdown.
