TAB (Tape Automated Bonding) 露光装置に対する要求には, 主に微小パターンの露光, スループットの向上がある。これらの要求に答えるために, 照度分布の均一化, 露光面での光量の増加, そして解像力の向上という3つの目標を立て, 光学系の開発を行った。本装置では, 光量を増加させるために, 従来用いていなかったi線を利用することを前提とし, その透過率の良い硝材を用いて, TAB露光装置光学系の要素である, 照明系および投影レンズの最適設計を行った。その結果, ばらつきが±3%以下の均一な照度分布の照明系と, g線, h線, i線の色収差補正を行った高い解像力をもつ投影レンズが得られた。これにより, 前面10μm以下の微細パターンの露光, 従来に比べて1/3の露光時間を達成した。
