近年, 環境保護の観点から注目されている鉛フリーはんだバンプの実装設計において, 欠くことができないバンプの弾塑性クリープ構成則を同定するために, 走査型電子顕微鏡下で, バンプにせん断荷重を与え, 変形状態をその場観察した。その結果, 変位速度一定試験において, 試験温度の上昇に伴い, バンプにクラックが発生するまでの変位が増大することを提示した。次に, 有限要素法を用いたせん断試験のシミュレーションを行い, シンプレックス法を用いたシミュレーションによって得られた結果が実験によって得られた結果を再現できるように, 弾塑性クリープ構成則を同定する方法を提案した。そして, 同定した弾塑性クリープ構成則を異なる形状のバンプに適用し, そのせん断試験結果とシミュレーション結果を比較検討することにより, 提案した同定法は, 実装設計において有用であることを確認した。
