Sn-Ag系Pbフリーはんだを用いた0.5mmピッチCSP接合部を研究対象として, 熱サイクル試験により接合部に熱サイクル負荷をかけ, 接合部の破断寿命を評価した。平均破断寿命値で比較すると, Sn-3.5Ag>Sn-3.5Ag-0.76Cu>Sn-37Pb>Sn-1.9Ag-0.52Cu-7.6Biなる序列が得られた。Sn-3.5AgおよびSn-37Pbはんだによる接合部では, 接合界面近傍のはんだ層内をクラックが進展し破断に至るが, Sn-3.5Ag-0.76CuおよびSn-1.9Ag-0.52Cu-7.6Biはんだの場合には, CSP側の電極/はんだ界面に形成されたCu-Sn-Ni3元化合物層と電極界面およびはんだとの界面をクラックが進展して破断に至ることが明らかとなった。破断モードが界面破断の場合には, 破断寿命の試料依存が大きく寿命予測の信頼性は低下する。
