高集積回路技術において,銅 配線に注目が集まっ ている。 これは,ULSIの 高集積化にともない, RC遅 延(抵 抗 と容量による配線の遅延)が 大 き くなって,そ の高速化を妨げるため,配 線抵抗の 低減が必要になってきたためである1)・2)。銅の 比抵抗は,従 来配線に用いられてきたアル ミニウ ムの約2/3で ある。 銅配線の形成方法は,銅 のエッチングが困難で あるため,ダ マシン法が用いられ,絶 縁膜中に掘 られた溝や穴に銅を埋め込む方法をとる。また, 配線自体は,微 細化のため,ア スペクト比の高い ものとなる。 このため,銅 の成膜には,埋 め込み 特性の良い成膜方法が必要 となってくる。従来よ り用いてきたスパ ッタ法,リ フロー法では,限 界 が見えている。埋め込み特性の良い技術の候補の として,め っき法 と化学気相成長法(CVD)が ある。めっき法には,シ ー ドとなる薄い銅膜の下 地が必要である。 シー ド層はスパ ッタ法または CVD法 によって作製されるが,高 アスペ ク トに な る ほ どCVDの 方 が 有 利 で あ る。 一 方,も う一 っ の 候 補 で あ るCVD法 に よ る成 膜 は,シ ー ド層
