SrTiO3は 強誘電性が な く,比 誘電率がバル ク値で300 程度 と比 較的高 いため,近 年SiO2,SiNx等 に代わ る高 周波用 デバ イスの高誘電率薄膜材料 として有望視 されて い る1). SrTiO3薄 膜 を回路素子 として応用す る場合,素 子 の 作製 プロセス上,成 膜温度が低 い方が好 ま しい.こ のた め成膜温度を できるだけ下げ良好 な特性を得 ることに関 心が寄 せ られ てい る.SrTiO3薄 膜 の場合,SiO2, SiNx 等の非 晶質の誘電体薄膜 とは異 な り,誘 電特性の成膜温 度依存性や膜 厚依存性が顕著 に現れ て くる2).こ れ らの 依存性 を把握 してお くことがペ ロブスカイ ト型結晶構造 を有す る誘電体薄膜の作製 において重要 であ る. 本報 告では成膜温度280°C の低温 で作製 した薄膜 の結 晶性 と誘電特性の膜厚依存性 を評価 し,成 膜初期層の影 響 につ いて明 らかにす る.
