量子効果デバイスでは数十原子層 の半導体極薄膜 を重 ねた量子井戸構造を用い る.こ のため原子 レベルで成長 を制御す る必要があ る.こ の成長法 としては分子線成長 法(MBE)が 最 も有望 であ るが,原 子 レベルでの成長 機構 はあ ま りよく分 っていない.そ こで我 々は高分解能 の成長その場観 察をめ ざしている.電 子顕微鏡 において は,成 長中に しか捕 えられ ない過渡過程の観察 によ り成 長機構 を明らか にす ること,成 長条件下で成長 を規定す る物性 を測定 し成長機構 の解明 と成長制御に役立 てるこ と,成 長 をモニタ しなが ら原子 レベルでの成長を制御す る ことが 出来 る.走 査 トンネル顕微鏡(STM)で は成 長 中の観 察は できない が,高 分解 能の評価 が可能 であ る.そ こでSTMに よる観察 も行 っている.こ こでは量 子 効 果 デ バ イ ス で 最 も 重 要 な,GaAs(100)面 上 の MBE成 長 表面 の電子顕微鏡 とSTMに よる観 察 とそ の 応用を紹介 し,こ れ らの手段が原子 レベルの成長制御技 術の開発に有効 である ことを示す.
