チタ ン酸鉛(PbTiO3)は 優 れた焦電 性を有す る強誘 電体で,そ の薄膜 は赤外線セ ンサな どへの応用が試み ら れてい る.PbTiO3等 の酸 化物 強誘電体は従来か らスパ ッタ リン グ法1)に よ り薄 膜化 され てい るが,最 近 では MOCVD法2),活 性化反応 蒸着法3),ス パ ッタ リングプ ラズマCVD法4)等 の各種 の方 法で盛ん に研究 が進め ら れ ている.特 にMgO基 板上 に分極処理を しな くても自 発分極のそろ ったc軸 配向膜 が得 られ るこ とが報告 され て以来単結 晶薄膜 へ の関心が高 まっている. しか しなが らこれ らの単結晶薄膜 に関 しては堆積速度 が遅 くスパ ッタ法 で2nm/min1) ,活 性化反 応蒸着法 で 6nm/min(チ タ ンの蒸着法か ら計算)3)と非常 に遅か っ た.MOCVD法 では50nm/min2)と 高速 での膜形成が可 能であ るが,原 料 ガスが不安定,高 価 などの問題が あっ た. 今回我 々は1)高 速度 での薄膜 合成 が可能,2)PbとTi の組成制御が容易,3)金 属のみを原料 として用い るので 高純度化が可能等の特徴を有す る電子 ビーム多元蒸着法 に よ りPbTiO3薄 膜 を作 製 した のでそ の結果 を報告 す る. 2. 実 験 装 置及 び方 法
