試 料 表 面 の構 造 を解 析 す る手 法 の一 つ にSEELFS (Surface Extended Electron-energy Loss Fine Structure) 法 が あ る.こ のSEELFSの 測 定 に は,一 般 的 に, ELS (Electron-energy Loss Spectroscopy) を用 い て行 う.し か し,SEELFSの 測定 に於て,SEELFSにAES信 号が重 畳 する と解析可能 な信号を得 る ことができない.こ のた め,測 定範 囲内にAES信 号が現れ ない よ うに入射電子 エネルギーを決め る必要が ある.し か し,こ の よ うに エ ネルギ ーを選 んだ として も,利 用可 能 なSEELFS は, AES信 号の現れ ない範囲に限 られ る.そ こでAES信 号 を除去す る方法 と して,試 料 も同時に変調を掛け ること に よって,SEELFSに 重畳 したAES信 号 を取 り除 くこ とが試み られ てい る1).こ こではその方法の改良 と, 微 細 構造部 分の比較 を も含 めて,こ の手法 の有用性 をスペ ク トルの形状か ら検討 した.
