(1) SiCを超高真空中で熱処理 (1000℃, 10min) 後, Si面では1×1, C面では3×3像が観察できた.(2) SiCのSi面とC面上でのSi及びGeのエピタキシー成長を比較した.(2-1) SiC (Ts=500℃) のSi面上では, Si蒸着膜は層状のエピタキシー成長を示した.しかしGe蒸着膜は, 島状成長を示した.(2-2) C面上ではSi及びGe蒸着膜は島状成長を示した.またC面に垂直に, Si, Geの (111) が歪んだ状態で結晶成長していることがわかった.結果として, Si面上の方がC面上よりも良いエピタキシー成長になることがわかった.本研究は 一部文部省科学研究費 (重点領域研究) の補助を受けて行われた.
