試 料は電子 ビーム蒸着法 によ り作製 した.Fig.1は, 用 いた蒸着装置 の概略 図 で あ る.Mo基 板(厚 さ0.05 mm,フ ル ウチ化学製,純 度99.9%)は,0.5μmの アル ミナ による機械研摩,ト リク ロル エチ レン,ア セ トン, エタ ノールの順 に超音波洗浄 を施 し,蒸 着装置内で900 °C,1分 間の加熱脱 ガス処理 を行 った.装 置の到達圧力 は2×10-5Pa以 下で,蒸 着中の圧力 は1.2×10-4Pa以 下 であ る.蒸 着 は次 の手順 によ り行 った.水 冷 された銅 製 ルツボ内のTi(神 戸製鋼製,純 度99.5%)に 電子 ビー ム(8keV,54mA)を 照射 し,3~5分 間の前蒸発後, シャッターを開き蒸着 を開始 した.Mo基 板 はアル メル 一 クロメル熱電対 を点溶接 し,直 接通電加熱 によ り300 ~900°C の温度に設定 した. 膜厚 は基板 近傍 に設置 したガ ラス板 に同時蒸着 した膜 でモ ニターし,繰 り返 し反射 干渉法 によ り測定 した.な お試料の加熱は,室 温蒸着後,別 の装置 内(到 達圧力: 1×10/8Pa)で 加熱す る方法,Mo基 板 を加熱中 にTi を蒸着す る方法の二 通 りを用 い,加 熱温度 は300,500, 700,800,900°C,加 熱時間はそれぞれ の温度 で2分 間 と した. 作製 した試 料の深 さ方向分析 は,Ar+ビ ームによるス パ ツタエッチ ング(Ep=5keV,A,-P=6.7xlr3Pa,Ip
