携帯端末,デジタルカメラ,薄型テレビなどの情報家 電・デジタル家電,および電力変換機器の小型化・高性能 化が進んでいる.これに応じ,それらの心臓部に用いられ る半導体デバイスに対しても,さらなる微小化・低コスト 化などの要求が高まっている.またこれらのデバイスに は,従来の加工技術では対応しきれない難加工材の応用も 広がっているので,切断工程にあたるダイシング工程に は,さらなる高性能化・高効率化が求められている. このようなニーズを踏まえ,加工装置であるダイシング ソーと切断工具であるブレードの改良が絶えず行われてい る一方,新しい加工法も期待されている.そこで,ダイシ ング加工時のブレードの高速回転に,径方向の超音波振動 を加える超音波スピンドルを開発した.また高品質で加工 するために,FEM解析,実験的検討によるスピンドルお よびブレード形状の最適化,非接触給電法,自動振幅測定 等の要素技術開発を行い,極薄ブレードでも径方向のみに 振動して,効率的に超音波振動を援用できるダイシングソ ーを実現した. 2.超音波振動スピンドル
