2.ISO TC201におけるオージェおよび X線光 電子分光法の概要 X線光電子分光法(XPS)およびオージェ電子分光法 (AES)による表面定量分析法は種々の材料評価に広く 用いられており,その重要性はよく認識されている。し たがって,表面電子分光法の国際標準化組織である VAMAS(Versailles Project on Advanced Materials and Standards; 1982年発足)でも ISO(国際標準化機構)でも早 くからその議論は盛んである。しかし,定量分析を行 うには,装置の校正法(エネルギー軸,強度軸),バッ クグラウンド処理,検出器の強度の直線性等,事前に解 決すべき事柄が数多くある。定量分析の標準化にはこれ らすべてが必要であるが,大部分は ISO TC201(表面化 学分析)で扱われている。 ここでは AESおよび XPSの定量分析に関する国際標 準化の中核になっている ISO TC201 SC 5(オージェ電 子分光法分科会),SC 7(X線光電子分光法分科会)で 取り扱われている感度係数法による定量分析について実 用的な観点から解説する。
